Effective work function of TiN films: Profound surface effect and controllable aging process
نویسندگان
چکیده
Titanium nitride (TiN), with its tunable work function, serves as an electrode metal in the scaling fin-type field-effect transistor and plays key role for low threshold operation. Measuring effective function of thin TiN films is desirable rapid evaluation before device fabrication. In this work, Kelvin probe force microscopy applied to study impact various factors on surface potential uncertainty below 30 mV. By scraping gauging evolvement different circumstances, it revealed that effect major obstacle determine as-deposited TiN. For thick films, drops over 530 mV a fresh relative aged one. thinner than 5 nm, changes by 290 due oxidation. This enables quantitative assessment well charge density films.

Work function measurements on indium tin oxide films
We determined the work function of indium tin oxide (ITO) films on glass substrates using photoemission spectroscopy (PES). The ITO coated glass substrates were chemically cleaned ex-situ, oxygen plasma treated ex-situ, or sputtered in-situ. Our results suggest that the performance of ultraviolet photoemission spectroscopy (UPS) measurements can induce a significant work function reduction on t...
متن کاملResidual Stress and Surface Energy of Sputtered TiN Films
Morphology, structure, residual stress, and surface energy of magnetron-sputtered titanium nitride (TiN) thin films, deposited at 300 C with a thickness in the 0.5-1.7 lm range, were characterized. Film microstructure, the origin of residual stress, and its effect on the surface energy were analyzed. The grain size increased with the film thickness. X-ray diffraction showed (200) to (111) prefe...

15 صفحه اولVenting temperature determines surface chemistry of magnetron sputtered TiN films
Surface properties of refractory ceramic transition metal nitride thin films grown by magnetron sputtering are essential for resistance towards oxidation necessary in all modern applications. Here, typically neglected factors including exposure to residual process gases following the growth and the venting temperature Tv, each affecting the surface chemistry, are addressed for the first time. I...
متن کاملControlling the work function of indium tin oxide: differentiating dipolar from local surface effects.
Indium tin oxide (ITO) reacts with tetra(tert-butoxy)tin to give surface bound alkoxytin species. Ligand exchange occurs in these surface bound species by reaction with substituted phenols. The speciation of surface phenoxides was measured in ultrahigh vacuum by X-ray photoelectron spectroscopy, as was the work function for the surface modified ITO. It is shown that the molecular dipole moment ...
